Laser Diodes

I worked on the study of the diffusion capacitance of laser diodes, and concluded that both device-length and carrier-lifetimes should be taken into account for the design of fast laser diodes. I generated characteristic iso-capacitance curves that appeared for the first time in literature and I published the results in the IEEE Transactions on Electron Devices. Below you can see the diode diffusion capacitance as a function of device length (for several carrier lifetimes) and as a function of carrier lifetime (for several device lengths). Finally, the iso-capacitance curves are presented in the length-vs-time plane. This work was part of my MS thesis in Electrical Engineering at the University of Illinois at Urbana-Champaign.
